The effects of temperature on the key parameters of a prototype GaAs 55 Fe radioisotope X-ray microbattery were studied over the temperature range of À20 C to 70 C. A p-in GaAs structure was used to collect the photons from a 254 Bq 55 Fe radioisotope X-ray source. Experimental results showed that the open circuit voltage and the short circuit current decreased with increased temperature. The maximum output power and the conversion efficiency of the device decreased at higher temperatures. For the reported microbattery, the highest maximum output power (1 pW, corresponding to 0.4 lW/Ci) was observed at À20 C. A conversion efficiency of 9% was measured at À20 C.

Comparison of the current of UV ray radiation on PIN Silicon photodiode and Gallium Arsenide
The high-energy UV ray radiation on PIN Silicon photodiodes reduces the optimal parameters of these photodiodes. In this paper, by representing a model, we compare the effect of UV dose on the bright current in these two types of photodiodes and confirm the analytic relationships in order to simulate a model with the help of the Silvaco- Atlas software. In this model, Silicon photodiodes and Ga...

An effect, in planar GaAs MESFETs, whereby a sharp increaSe in optical gain at the transistor edges occurs, is reported. This gain effect only manifests when a large resistor is inserted in ser-ies with the gate, to produce the conditions for photovoltaic gate biasing. The mechanism for increased gãin, at t'he edges, is suggested to be due to carrier photogeneration in the substrate that is sub...
متن کاملGaSb Thermophotovoltaic Cells Grown on GaAs Substrate Using the Interfacial Misfit Array Method
We present gallium antimonide (GaSb) p–i–n photodiodes for use as thermophotovoltaic (TPV) cells grown on gallium arsenide (100) substrates using the interfacial misfit array method. Devices were grown using molecular beam epitaxy and fabricated using standard microfabrication processes. X-ray diffraction was used to measure the strain, and current–voltage (I–V) tests were performed to determin...

In this paper, tetragonal chalcopyrite (CIGS) Cu(InxGa1-x)Se2 with x=0, 0.5, 0.8, 1 are synthesized by heating-up method. These nanoparticle structures differ in morphology and absorption properties due to the synthesis temperatures of 250, 255, 260, 265, 270 and 280 ºC, and gallium molar ratio over the total gallium and indium contents. These features are studied using scanning electron m...

This paper describes the performance of a fabricated prototype Al0.2Ga0.8As 55Fe radioisotope microbattery photovoltaic cells over the temperature range -20 °C to 50 °C. Two 400 μm diameter p+-i-n+ (3 μm i-layer) Al0.2Ga0.8As mesa photodiodes were used as conversion devices in a novel X-ray microbattery prototype. The changes of the key microbattery parameters were analysed in response to tempe...
